چکیده

The mobility of two-dimensional electron systems in strained Sit-,Ge, quantum wells was studied at low temperatures as a function of the germanium content in the well. While mobilities exceeding 30 000 cm*/V s have been achieved for pure Si layers, they dropped to less than 3000 cm2/V s for Sie8sGect2 wells, demonstrating the etlect of strong alloy disorder scattering. This was confirmed by the relatively weaker dependence of mobility on carrier concentration in gating experiments. By accounting for valley degeneracy effects in the standard two-dimensional alloy scattering model, an effective scattering potential V&,=0.8 f 0.1 eV has been derived for electrons. Using a weaker potential, it is shown that the maximum low temperature mobilities for holes reported in literature are also consistent with the alloy scattering model.

Thermal conductivity of Si1−xGex/Si1− yGe y superlattices: Competition between interfacial and internal scattering

We investigate thermal transport in Si/Ge and Si1−xGex /Si1−yGey alloy superlattices based on solving the single-mode phonon Boltzmann transport equation in the relaxation-time approximation and with full phonon dispersions. We derive an effective interface scattering rate that depends both on the interface roughness (captured by a wave-vector-dependent specularity parameter) and on the efficie...

Carrier velocity-field characteristics and alloy scattering potential in Si1-xGex/Si

The alloy scattering potential is an important parameter in SiGe alloys since it not only affects the velocity-field characteristics for carrier transport, but also allows increased optical transitions by relaxing k-selection rules. In this letter, we report on the velocity-field measurements for relaxed and coherently strained SiGe alloys. The alloy scattering potential is obtained from a care...

Atomistic simulation of phonon and alloy limited hole mobility in Si1−xGex nanowires

The role of alloy and phonon scattering is theoretically explored in 5 nm diameter SiGe nanowires at room temperature. Low field mobility calculations are performed by utilizing sp3d5ds∗-spin-orbit-coupled tight binding model for electronic structure and Boltzmann transport formalism. Three different transport orientations <100>, <110> and <111> are considered. Alloy scattering is found to play...

Monte Carlo simulation of high-energy transport of electrons and holes in bulk SiGeC alloys

High-energy transport properties of charge carriers in ternary random Si1−x−yGexCy alloys are investigated using Full-Band Monte Carlo simulations. Models for scattering mechanisms include phonon scattering, impact ionization and alloy scattering. Phonon scattering rates are wave-vector dependent and calculated consistently with the Full-Band structure. Impact ionization rates are modeled using...

Strained Siand SiGe-based heterostructure MOSFETs grown on relaxed SiGe virtual substrates exhibit dramatic electron and hole mobility enhancements over bulk Si, making them promising candidates for next generation CMOS devices. The most heavily investigated heterostructures consist of a single strained Si layer grown upon a relaxed SiGe substrate. While this configuration offers significant pe...
